Patent number: 6162667Abstract: In a fabrication of a semiconductor device, an amorphous semiconductor film is first formed on a substrate having an insulating surface. Then, a minute amount of catalyst elements for accelerating crystallization of the amorphous semiconductor film is supplied to at least a portion of a surface of the amorphous semiconductor film. A heat treatment is further conducted so that the supplied catalyst elements are diffused into the amorphous semiconductor film. Thus, the catalyst elements are introduced uniformly into the amorphous semiconductor film in a very minute amount or at a low concentration, resulting in polycrystallization of at least a portion of the amorphous semiconductor film. Utilizing the thus obtained crystalline semiconductor film on the substrate surface as an active region, a semiconductor device such as a TFT is fabricated.Type: GrantFiled: March 23, 1995Date of Patent: December 19, 2000Assignee: Sharp Kabushiki KaishaInventors: Takashi Funai, Naoki Makita, Yoshitaka Yamamoto, Tadayoshi Miyamoto, Takamasa Kousai, Masashi Maekawa

Patent number: 5926735Abstract: There is disclosed a manufacturing method of highly integrated circuits with thin-film transistors (TFTs) for use as peripheral driver circuitry in active-matrix liquid crystal display (LCD) panel with a pixel array each having a charge transfer control TFT, capable of facilitating formation of contact holes otherwise being difficult in cases where an anode oxide film is formed on gate electrodes of TFTs and lead wires both of which are made of anodizable metal, such as aluminum. The method includes execution of anodization while causing a resist mask to be disposed on part of the lead wire and electrode made of aluminum, thereby partly eliminating formation of the anode oxide film on the lead wire and electrode. At a later step of fabrication, each contact is formed by use of such portion that has no anode oxide film formed thereon. This may allow aluminum to be employed as lead wires while enabling easy fabrication of contacts therefor.Type: GrantFiled: February 19, 1997Date of Patent: July 20, 1999Assignees: Semiconductor Energy Laboratory Co., Ltd., Sharp Kabushiki KaishaInventors: Shunpei Yamazaki, Naoaki Yamaguchi, Yuugo Goto, Satoshi Teramoto, Katunobu Awane, Yoshitaka Yamamoto, Toshimasa Hamada

Patent number: 5821562Abstract: Into an amorphous silicon film, catalyst elements for accelerating the crystallization are introduced. After patterning the amorphous silicon films in which the catalyst elements have been introduced into an island pattern, a heat treatment for the crystallization is conducted. Thus, the introduced catalyst elements efficiently diffuse only inside the island-patterned amorphous silicon films. As a result, a high-quality crystalline silicon film, having the crystal growth direction aligned in one direction and having no grain boundaries, is obtained. Using the thus formed crystalline silicon film, semiconductor devices having a high performance and stable characteristics are fabricated efficiently over the entire substrate, irrespective of the size of the devices.Type: GrantFiled: May 30, 1995Date of Patent: October 13, 1998Assignee: Sharp Kabushiki KaishaInventors: Naoki Makita, Takashi Funai, Yoshitaka Yamamoto, Yasuhiro Mitani, Katsumi Nomura, Tadayoshi Miyamoto, Takamasa Kosai

Patent number: 5642214Abstract: A photomodulation element which uses a color variable filter to obtain the light of a desired wavelength and a liquid crystal element. Light entering the photomodulation element from one side passes through the liquid crystal panel and a second polarizer. The distribution of the transmission light intensity about the wavelength is nearly close to the normal distribution centered on a specific wavelength determined on the basis of the retardation of the liquid crystal panel. Based on the half-value width W necessary in this distribution, the retardation of the panel is determined and the number of the liquid crystal elements is determined so as to obtain a bandwidth which corresponds to the color of the light desired. The retardation of the light crystal is changed by a voltage regulating circuit so that the transmission light intensity distribution at the wavelength of the transmission light of the liquid crystal element is maximized at the desired wavelength .lambda.Type: GrantFiled: July 5, 1994Date of Patent: June 24, 1997Assignee: Sharp Kabushiki KaishaInventors: Yutaka Ishii, Yoshitaka Yamamoto
