Patent number: 11867721Abstract: Embodiments are directed to probe structures, arrays, methods of using probes and arrays, and/or methods for making probes and/or arrays. In the various embodiments, probes include at least two springs separated by a movable stop while in other embodiments, three or more springs may be included with two or more movable stops. Movable stops interact with fixed stops that are either part of the probes themselves or part of separate elements that engage with the probes (such as array frame structures) that provide for the retention, longitudinal and/or lateral positioning of probes and possibly for orientation of the probes about a longitudinal axis. Fixed stops provide for controlled limits for movement of the movable stops which in turn allow for enhanced compliant or elastic performance of the probes upon increased probe compression in either one direction, in the order of tip compressions, or in both directions or tip compression orders (e.g.Type: GrantFiled: December 31, 2020Date of Patent: January 9, 2024Assignee: Microfabrica Inc.Inventors: Ming Ting Wu, Garret R. Patent number: 11867723Abstract: A probe head for testing a device under test integrated on a semiconductor wafer includes a plurality of contact probes, each having a first end and a second end, and at least one first lower guide and one second lower guide at the first end. The guides are parallel to each other and have a respective plurality of first and second guide holes for slidingly housing the contact probes. At least one third lower guide is substantially parallel to the first lower guide and to the second lower guide and includes a plurality of third guide holes for slidingly housing the contact probes. The guide holes are disposed in a shifted arrangement to eliminate a scrub movement of the first ends of each contact probe of the probe head.Type: GrantFiled: June 24, 2021Date of Patent: January 9, 2024Assignee: Technoprobe S.p.A.Inventor: Stefano Felici

Patent number: 11867726Abstract: A method of operating an oscilloscope is disclosed. The method comprises providing a bit stream comprising pseudo-random data to an oscilloscope across a data path characterized by sufficient signal degradation to prevent the oscilloscope from reliably triggering a sweep of an eye pattern based on receiving the pseudo-random data; inserting a predetermined sequence of bits into the bit stream at predetermined periodic intervals to open the eye pattern sufficiently during each of the periodic intervals to permit the oscilloscope to trigger the sweep of the eye pattern; and generating the eye pattern based at least in part on the pseudo-random data and excluding the predetermined sequence of bits from the sweep of the eye pattern. Oscilloscopes configured to trigger according to a predetermined system of bits at predetermined intervals are also disclosed.Type: GrantFiled: August 4, 2020Date of Patent: January 9, 2024Assignee: Micron Technology, Inc.Inventors: Daniel B.
