A system singulates semiconductor devices from a molded strip by using a blade, a temperature control device, and a synthetic lubricant. The blade singulates the semiconductor device from the molded strip. The temperature control device applies the synthetic lubricant to the blade. The synthetic lubricant cools, lubricates, or rinses the blade, or a combination thereof, during a singulation process.

By adjusting a supply rate and a discharge rate of the cooling water, a proper water pressure can be applied to an inside of the case, thereby making it possible to cool the dicing blade and the cutting point with efficiency. As a result, it is possible to suppress chipping and cracking of the semiconductor device due to lack of cooling.

The geometric features determining the faces and ridges of a regular dodecahedron or a regular icosahedron are drawn as cutting base lines on each surface of a cubic workpiece. On a face formed by cutting based on the cutting base lines, new auxiliary cutting lines are sequentially drawn by marking. Then, based on these auxiliary cutting lines and the remaining cutting base lines, a possible cut face is determined, which is in turn cut using a cutting tool. The cutting base lines which are erased after each cutting are complemented by auxiliary cutting lines to find a new possible cut face, which is in turn cut in sequence, thereby manufacturing the regular polyhedral ornament.

    Abstract: A saw includes a base, a table supported above the base and configured to support a workpiece, an arm coupled to and extending above the base, and a saw unit supported by the arm so that the saw unit is disposed above the table. A first rail is fixedly coupled to the base and extends in a longitudinal direction, and a first bearing member is coupled to the table. The first bearing member moves along the first rail so that the table is moveable relative to the base in the longitudinal direction between a cantilevered position and an uncantilevered position, without any movement of the table relative to the first bearing member.     Abstract: A cutting disk adapted to be mounted with a rotating shaft to form the cutting head of a cutting machine. The disk includes a plurality of plates each of generally oval shape which mount a diamond cutting element along a major radius thereof. Each disk includes a slot with an L-shaped support formed along a corner formed by a slot wall and the periphery of the disk. The generally rectangular shaped diamond cutting element is secured in the slot with first and second edges thereof exposed. The plurality of disks are arranged along the rotating shaft with the cavities forming a continuous helical groove about the cutting head. This arrangement provides that the diamond cutting elements are sequentially brought into contact with the work surface for only a short period and then separated therefrom, thereby allowing the diamond cutting elements to cool between engagements.

    Abstract: When a plate-shaped material, such as a CSP substrate, that does not require exact precision is divided, a cutting machine is provided with not only first and second chuck tables, but also first and second cutting units. Then, each plate-shaped material, which is placed on a respective chuck table, is aligned immediately before it is cut, so that the Y-axis index control and the X-axis cutting movement control are established for cutting by the cutting units. A cutting portion is cut in the first direction by the first cutting unit according to the Y-axis index control and the X-axis cutting movement control, and subsequently a cutting portion is cut in the second direction by the second cutting unit. Hence, the cutting portions of the plate-shaped materials placed on the first and second chuck tables are cut by the first and second cutting units by sharing a role.
