  • Patent number: 6180836
Abstract: The invention relates to a novel one-step process for preparation of phenol by oxidation of benzene with hydrogen peroxide catalyzed by molecular sieves doped with copper ions. With proper solvent, a phenol yield around 15-35%, selectivity close to 100% and phenol/Cu TON around 100 could be achieved. These results show that the inventive process is of great economical value for further development in large scale production of phenol.

  • Patent number: 6177336
Abstract: A method for fabricating a metal-oxide semiconductor (MOS) transistor is provided. The method has steps of sequentially forming an oxide layer, a polysilicon layer and a cap layer on a semiconductor substrate to form a first-stage gate. An interchangeable source/drain region with a lightly doped drain (LDD) structure is formed in the substrate at each side of the first-stage gate. An insulating layer is formed over the substrate, and is planarized so as to exposed the cap layer. Removing the exposed cap layer forms an opening that exposes the polysilicon layer. Using the insulating layer as a mask, a self-aligned selective local implantation process is performed to form a threshold-voltage doped region and an anti-punch-through doped region below the oxide layer in the substrate. A conductive layer is formed over the substrate to fill the opening.

Abstract: A method is described for manufacturing a shallow trench isolation. The method comprises the steps of providing a substrate having a pad oxide layer, a mask layer and a trench, wherein the trench penetrates through the mask layer and the pad oxide layer and into the substrate. A liner oxide layer is formed on a portion of the sidewall of the trench in the substrate. A silicon layer is formed in the trench with a same surface level as the interface between the substrate and the pad oxide layer and an insulating layer is formed on the silicon layer.

  • Patent number: 6178526
Abstract: Memory modules such as SIMMs and DIMMs are automatically tested by a target-system motherboard such as a PC motherboard. An automated SIMM/DIMM handler is connected to a handler adaptor board that is mounted to the back or solder-side of the PC motherboard. The relatively flat surface of the solder-side of the PC motherboard allows close mounting of the handler. One or more of the SIMM sockets on the motherboard is removed to provide mounting holes for the handler adaptor board. The handler adaptor board provides electrical connection from the module-under-test (MUT) in the handler to the removed SIMM socket on the PC motherboard. The handler adaptor board provides a slight spacing or offset from the solder-side surface of the PC motherboard's substrate, allowing the handler to be plugged directly into tester-connectors on the handler adaptor board.

  • Patent number: 6174776
Abstract: A method for forming a gate contact is disclosed. The method includes that a semiconductor substrate and a silicon dioxide layer are provided upon the semiconductor substrate. Then, a polysilicon layer is formed upon the oxide layer. Next, defining and etching the polysilicon layer are carried out to form a gate. Implanting upon the top surface of the silicon dioxide layer is achieved so that source/drain region is formed below and abuts the silicon dioxide layer. The source/drain region will be annealed. A spacer can be formed and abuts the sidewall of the gate. A salicide is formed and overlaps the top surface of the gate and over the semiconductor substrate. Then, a gate contact area can be defined upon the top surface of the semiconductor substrate by using a mask that has a pattern covering approximately half of the gate and the spacer. The half of the spacer can be removed without covering by the mask.

  • Patent number: 6174778
Abstract: A method of fabricating a metal oxide semiconductor includes formation of a gate on a substrate. A source/drain extension is formed beside the gate in the substrate. An ion implantation step is performed to implant heavy impurities with a low diffusion coefficient in the substrate. A heavily doped halo region is formed in the substrate below the source/drain extension. A tilt-angled halo implantation step is performed to form a halo-implanted region in the substrate to the side of the source/drain extension below the gate.
