Abstract: A bumping process, which is a method of forming a plurality of bumps over a wafer, is provided. The wafer has an active surface having a passivation layer and a plurality of bonding pads thereon. The passivation layer exposes the bonding pads on the active surface. An adhesion layer is formed over the active surface of the wafer covering both the bonding pads and the passivation layer. A metallic layer is formed over the adhesion layer. The adhesion layer and the metallic layer are patterned so that the adhesion layer and the metallic layer remain on top of the bonding pads. A photoresist layer is formed on the active surface of the wafer. The photoresist layer has a plurality of openings that exposes the metallic layer. Next, solder balls are disposed into each opening and melted partially to bond to the metallic layer temporarily by performing a heating process simultaneously. Then, a process of disposing the flux material in the openings to cover the surfaces of the solder balls is performed.

  • Publication number: 20050126272
Abstract: A method of testing a friction component for a transmission that has first and second parts. The first part of the friction component is attached to a drive shaft and the second part is attached to a grounding element. The first part of the friction component is rotated until the drive shaft and the first part of the friction component rotate at a target sliding speed Vtarget. An actuation force is applied to the friction component at a time t0. Operation of the motor drive is continued to maintain the speed of rotation of the drive shaft at Vtarget until a predetermined level of engagement torque Tth is obtained. The motor torque is then reduced to a predetermined level Tm. The sliding speed of the drive shaft is then decreased and the test is terminated when the sliding speed falls to zero.

  • Publication number: 20050130392
Abstract: A method of dicing a wafer is disclosed. A wafer with an active surface and a back surface is provided. Prior to dicing the wafer, a removable layer is formed on the back surface of the wafer. The removable layer is attached to a tape, such as a sawing tape. After the wafer is singulated and the adhesion of the removable layer is reduced or removed, the separate chips singulated from the wafer are easily removed from the tape. Because of the removable layer attached on the back surface of the wafer, the cutting stress caused by singulating the wafer will be transferred without concentrated at the back surface of the wafer so as to prevent the wafer from chipping and being warped.

  • Patent number: 6904974
Abstract: A slotting geometry for a metal pipe for use in fabricating slotted liners. The slotting geometry includes one or more integral substantially continuous unslotted helical coils extending around a peripheral sidewall for sustantially the entire length of a tubular body. There are helical regions between the coils containing slots arranged to create generally trapezoidally shaped elongated struts joining the edges of adjacent coils. Ends of the tubular body have unslotted connecting portions, thereby facilitating connection with the tubular body. Slotted liners fabricated using this slotting geometry have the capability of having their outer diameter expanded or contracted. This has utility when inserting or removing the slotted liners iinto a well bore. By expanding or contracting the outer diameter, the slots can be made to be sider or narrower, this has utility in controlling slot width.

  • Patent number: 6905316
Abstract: A turbocharger in which a drive shaft supports at one end a turbine driven by exhaust gases from an internal combustion engine. The end of the drive shaft remote from the turbine supports a drive connection which is coupled to an output shaft of the driving engine. The shaft is supported in a housing by a first bearing adjacent the turbine and a second bearing adjacent the drive coupling. The first and second bearings each define an inner bearing surface relative to which the shaft rotates and an outer bearing surface which rotates relative to the housing. The first and second bearings are mechanically coupled together such that they rotate relative to the housing at the same speed. Coupling the two bearings together ensures that directional forces applied to the bearing at the end adjacent the drive connection which might cause that bearing to seize are resisted by torque delivered from the bearing at the other end of the shaft.
