  • Patent number: 5998285
Abstract: A process is disclosed for the fabrication of a MOS device with a T-shaped gate electrode, in which a selective CVD technique has been utilized to simplify the T-shaped gate process. After the formation of the gate oxide layer, no reactive ion etching step is applied, and that avoids the plasma charging damage to the gate oxide. The lightly-doped-drain structure and heavily-doped drain and source areas are formed in a self-aligned manner during the T-shaped gate process. The present invention provides a high yield rate and cost-saving in the T-shaped gate process for MOS devices.

  • Patent number: 5985725
Abstract: A method for forming a dual gate oxide layer, which can be suitably applied to the surface of a shallow trench isolation structure, comprising the steps of providing a substrate that has a device isolation structure already formed thereon such as a shallow trench isolation. Next, a thermal oxidation process is carried out to form an oxide layer over the substrate and the isolation structure. A silicon nitride layer is then deposited on top of the oxide layer. In the subsequent step, the silicon nitride layer is patterned to cover portions of the oxide layer that lies in an input/output area. The method of this invention produces a better quality gate oxide layer over the device isolation structure and the substrate surface. Therefore, device problems caused by the deposition of a poor quality gate oxide in a conventional method can be greatly reduced.

  • Patent number: 5985715
Abstract: A method of fabricating a stacked type capacitor. A semiconductor substrate having a transistor, a field oxide layer, and a conductive layer formed on top of the field oxide layer is provided. The transistor comprises a gate and a source/drain region. A first dielectric layer is formed over the substrate. An oxide layer is formed over the first dielectric layer. A second dielectric layer is formed on the oxide layer. An etching step is performed to the second dielectric layer to form an opening therein. A first poly-silicon layer is formed on the second dielectric layer and the opening. The first poly-silicon layer is etched back to remove a part of the first poly-silicon layer. A first spacer is formed on a wall of the opening. The oxide layer is etched for a first height by using the first spacer and the second dielectric layer as a first mask. A second poly-silicon layer is formed on the second dielectric layer and the opening.

  • Patent number: 5983972
Abstract: An improved bearing mechanism works in conjunction with the control rod of a vertical blind system or a roller shade system to provide superior bearing and load handling capability. A conical bore has a plurality of grooves into the surface of the conical bore. A series of cylindrical rollers are supported within the grooves, and against a central rotational member having a conical surface for bearing against the rollers. A set screw is used to control the seating of the central rotational member within the conical bore, is used to make up any tolerance created through the manufacturing process, and can be used to increase the tension necessary to hold a roller shade in place. A balanced bearing system uses two sets of roller bearings, which may be frusto-conical, to make for a more stable, more secure, and more evenly balanced roller shade assembly.

  • Patent number: 5987398
Abstract: A method and apparatus for analyzing a process or machine having a non-constant mean of a response variable using statistical process control techniques. Several measurements of a response variable are taken while the monitored machine is known to be operating in control. Through statistical regression techniques, a mathematical formula is derived to predict the value using indicator variables at various periods in the process. Then, while the process or machine is operating on an ongoing basis, actual measurements of the response variable are taken and compared to the predicted values using indicator variables calculated from the derived formula. Statistical process control rules are applied to the measured values of the response variable and the predicted value using indicator variables to determine if the machine or process has fallen out of control.

  • Patent number: 5979016
Abstract: A cover hinge structure having self-protection function, which consists of a cylindrical hinge pin and a hook. The hinge pin and the hook are integrated with a body and a cover, respectively. An engaging groove with an opening narrower than the hinge pin forms at the engaging end of the hook. When the cover is lifted to the limit, the action force acted by the pin on the hook from directs toward the opening of the engaging groove and the direction of the action force is the same as the opening direction of the engaging groove. Thus, the pin detaches from the hook automatically before damage to the hinge structure occurs if great force is applied.
