  • Publication number: 20050037546
Abstract: A method for manufacturing an electrically programmable non-volatile memory cell comprises forming a first electrode on a substrate, forming an inter-electrode layer of material on the first electrode having a property which is characterized by progressive change in response to stress, and forming a second electrode over the inter-electrode layer of material. The inter-electrode layer comprises a dielectric layer, such as ultra-thin oxide, between the first and second electrodes. A programmable resistance, or other property, is established by stressing the dielectric layer, representing stored data. Embodiments of the memory cell are adapted to store multiple bits of data per cell and/or adapted for programming more than one time without an erase process.

  • Publication number: 20050036368
Abstract: A method for programming a memory cell is based on applying stress to a memory cell, comprising a first electrode, a second electrode and an inter-electrode layer, to induce a progressive change in a property of the inter-electrode layer. The method includes a verify step including generating a signal, such as a cell current, indicating the value of the property in the selected memory cell. Then, the signal is compared with a reference signal to verify programming of the desired data. Because of the progressive nature of the change, many levels of programming can be achieved. The many levels of programming can be applied for programming a single cell more than once, without an erase process, to programming multiple bits in a single cell, and to a combination of multiple bit and multiple time of programming.

Abstract: An electrically programmable non-volatile memory cell comprises a first electrode, a second electrode and an inter-electrode layer, such as ultra-thin oxide, between the first and second electrodes which is characterized by progressive change in resistance in response to program stress of relatively low voltages. A programmable resistance representing stored data is established by stressing the inter-electrode layer between the electrodes. • Publication number: 20040213921
Abstract: A HDP CVD process for depositing a USG liner followed by a FSG dielectric layer on a metal line pattern is described. The substrate is heated in a chamber with a plasma comprised of Ar and O2. A USG liner is deposited in two steps wherein the first step is without an RF bias and the second step is with a moderate RF bias that does not damage the metal lines or an anti-reflective coating on the metal. The moderate RF bias is critical in forming a sputtering component that redeposits USG to form more uniform sidewalls and better coverage at top corners of metal lines. The USG deposition process has a good gap filling capability and significantly reduces device failure rate by preventing corrosion of metal lines during subsequent thermal process cycles. The method also includes a PECVD deposited FSG layer that is planarized to complete an IMD layer.

  • Patent number: 6757301
Abstract: A device is provided for coupling between a telephone line and the network, to exchange data between them. The invention includes software for the device, and methods of operation. The device detects when, in a fax/modem type transmission, the transmitted data encode silence or voice. This determines the end of the fax/modem type transmission, and then the device is switched to a more economical voice mode. The device analyzes the energy of the encoded signals. The device makes a discrimination of the type of signals (fax/modem, silence or voice) based on the time patterns of the energy. For fax/modem the pattern is relatively uniform, for silence it is uniformly low, and for voice the pattern oscillates.

  • Patent number: 6752938
Abstract: This invention provides a method of preparing microsphere composite of collagen and bioceramic powder. This method first mixes a collagen solution with bioceramic powder and alginate, and squeezes the mixture solution to spherical droplets being discharged into a divalent cation solution undergoing gelling to form microspheres. Next, the microsphere is coated with a chitosan solution. Then, interior alginate and surface chitosan of the microsphere are liquefied and washed out with an aqueous buffer solution such as phosphate based buffer, and collagen in the microsphere is reconstituted to fiber network at the same time. The prepared microsphere composite has similar composition components of bone tissue, and the collagen thereof has a network of reconstituted fibers. The microsphere composite of this invention provides a similar growth environment of bone tissue cells, is used as a carrier to carry cells, coat and fix bone growth factors, and is applied in bone repair.

  • Publication number: 20040103763
Abstract: The present invention relates to a T-handle ratchet wrench which includes a connection part located in the center of a main bar, while two flanks make up a handgrip. A driver extension goes through the connection part and a ratchet set can be assembled right inside the connection part. Meanwhile, a non-circular driver head or female part at the other end can attach onto various size sockets, thereby completing a simple T-handle ratchet wrench. In addition, the ratchet wrench has telescopic bars attached to the sides of the handgrip that can extend the length of the handgrip, which makes it easier for one to handle.
